[11a-PA6-11]Performance improvement in GaInN-based photoelectric transducers with a backside DBR

Optical wireless power transfer systems combining semiconductor lasers and photodetectors are attracting attention as a promising wireless power transmission technology [1,2]. Previously, we investigated photoconversion devices using a GaInN/GaN multiple quantum well (MQW) structure and reported a photoconversion efficiency (PCE) of over 43% [3,4]. In this study, we report on our investigation into the introduction of a distributed Bragg reflector (DBR) to recover transmitted light that was previously lost, as a strategy to improve photoconversion efficiency, particularly the external quantum efficiency (EQE).
