In semiconductor optical amplifiers (SOAs), output saturation and operating speed limit communication quality in high-speed, high-capacity communications. In this study, aiming to improve the saturated output power of quantum dot SOAs (QD-SOAs), which feature fast gain recovery, we introduced a multimode interference (MMI) waveguide structure incorporating tapered sections to improve coupling efficiency at the connection points. We evaluated the electrical and optical characteristics of the fabricated devices. Compared to a conventional straight waveguide device, the proposed structure demonstrated an approximately 4.5 dB improvement in saturated output power at the same current density. We demonstrated that this structure is effective for enhancing the performance of QD-SOAs.
