[9a-B11-1]Growth of Cu-doped β-Ga2O3 crystals using FZ method and investigation of sintering temperature for feed rods

本研究では，FZ法を用いてCu添加β-Ga2O3バルク結晶の育成を行い，原料棒の焼結温度条件を検討した．3.0 at%Cu添加試料では，1450℃焼結原料棒は不均一な着色により結晶育成が不安定となった．一方，1200～1300℃で焼結した原料棒では溶融帯の形成・維持が安定し，良好な結晶育成が可能であった．SEM観察の結果，結晶中へのCu固溶量は極めて少なく，異相の生成は確認されなかった．
