[22p-21C-9]Investigation of electronic properties on n-type GaN/Ti/Au by Raman spectroscopy and dielectric dispersion analysis in high temperatures

近年、パワー半導体デバイスは小型化・高性能化が進んでいる。特にGaNは高耐圧・低損失のデバイスが実現できるため、省エネルギー半導体パワーデバイスとして期待されている。本研究では、低転移GaN基板を用いた縦型SBDを想定し、Ti/Au電極付n型GaN半導体電極界面のラマン分光実験を室温から200℃までの温度領域で行った。得られたLOPCモードから電子物性解析を行い、電子密度、電子移動度、比抵抗の温度依存性を求めた。
