Understanding transient response characteristics of ferroelectric polarization reversal is important for memory device application. We already proposed the Extended Kolmogorov-Avrami-Ishibashi (EKAI) model. Regarding polarization vs electric field (P-E) hysteresis curves of metal/ferroelectric/metal capacitors, there are no fixed ideal curves. P-E curves vary with measurement conditions. This presentation reveals the behavior that the coercive fields of P-E curves change with sweep frequency of the electric field by means of analytical- and numerical- methods based on the EKAI model.
