We have developed InP-based PCSELs at communication wavelengths (1.3 μm, 1.5 μm) as light sources for optical communications and LiDAR. Recently, we have demonstrated high-power and stable single-mode operation by employing double-lattice photonic-crystals and metal mirror electrodes. For applications such as free-space optical communications and FMCW LiDAR, low relative intensity noise (RIN) and narrow spectral linewidth are essential. Thanks to their large-area coherent resonance, PCSELs are expected to exhibit these desirable characteristics. In this study, we evaluated the RIN spectrum of a 1.5 μm PCSEL under CW operation. In addition, we measured frequency noise spectra to estimate spectral linewidth of the same device.
