本講演では、低温SiN-PECVDで見られた特徴的な柱状モフォロジーの形成メカニズム検討、および、SiO₂-PEALDのトレンチ上成膜のカバレッジ・膜質分布検討を例に挙げ、成膜プロセスにおけるプラズマ状態の制御（短いガス滞在時間、低圧化によるイオンの直進性とエネルギーフラックスの最適化）が原子レベルの均一な膜特性の実現にとって重要であることをシミュレーションおよび実測の側面から議論する。
