We report on a series of studies in which we have successfully demonstrated giant spin-orbit interactions by efficiently controlling spin-orbit interactions in III-V semiconductor nanowires grown by metal-organic vapor phase epitaxy. By developing various field-effect transistors (FETs), we have achieved giant spin-orbit interactions that surpass those of conventionally reported two-dimensional quantum wells and quantum wires. Our results will greatly contribute to the realization of energy-saving nanoscale spin FETs.
