高周波向けInP系HBTの高速化にはエミッタ幅を基準とした微細化が必須だが、従来のウエットエッチングでは形状制御に課題がある。そこで本研究では代替手法の検討として、エミッタを想定したInGaPに対しArプラズマを使用した原子層エッチングを実施、Etch per cycleや表面形態等の特性を評価したため報告する。
