[15a-K403-6] Laser doping of Sn into β-Ga₂O₃ using SnO₂ thin films

本研究ではコンタクト抵抗の低減を目的として、KrFエキシマレーザーを用いたβ-Ga₂O₃へのSnドーピングを試みている。この手法の特徴は、基板の浅い領域において高濃度のドーピングが実現可能なことである。本発表では、SIMS分析やTEM観察を通じて得られた、レーザードーピング法によるβ-Ga₂O₃へのSnドーピングの結果を報告する。
