[15p-P12-2] Defect Investigation of β-Ga₂O₃ Epitaxial Substrates Irradiated with Electron Beam

電子線照射したβ-Ga₂O₃(001)エピ基板を光容量分光計測し、電子線照射による欠陥準位の生成挙動を検討した。電子線照射によりEc-2.75eV, Ev+3.67eVの欠陥準位が明らかに顕在化する特徴を示し、Ga空孔, O空孔関連の欠陥準位が追加導入されたと推定される。
