SiC界面の窒化の主な手法であるNOアニール窒化では、酸化による窒素の脱離によりSiC/SiO₂界面N密度が長時間の窒化で飽和してしまう。そこで、本研究では酸化が大幅に抑制された手法であるNラジカル窒化を用いたが、NOアニール窒化と同様のN飽和挙動が確認された。この原因の一つは真空中での加熱によるNの脱離であったが、Oなどの活性種によるN脱離反応も同時に進行している可能性がある。
