[16p-K401-13] Relationship between the amount of polycrystal in the reactor and large pits in GaN growth by OVPE method

高品質GaNウエハを低コストで作製するために、OVPE法によるGaNの高速厚膜成長を行っている。高速成長条件において発生するエピ層を貫通する大きなピット(貫通大ピット)の起因は不明であったが、今回結晶育成炉内に発生する多結晶を抑制することで貫通大ピットの大幅な低減に成功した。この成果により炉内の多結晶がエピタキシャル成長面に飛来し付着することが貫通大ピットの主要因であることが明らかになった。
