著者らは、大規模パターンでの成膜カバレッジ・膜質分布を高速で定量予測できるシミュレーションモデル開発を行った。本モデルを用いた解析から、低温PECVDで見られたSiN膜の柱状モフォロジーの形成メカニズムを明らかにし、膜質改善には短いガス滞在時間の実現が重要であるという低温成膜プロセスの制御方向性を示すことができた。講演では、本モデルをSiO₂-PEALDへ活用した最新の報告も紹介する。
