Metal-insulator-metal (MIM) diodes are strong candidates for high-frequency rectification, which can be used in a wide range of technologies such as storage capacitors, high-speed switching, wireless THz communication, and energy harvesting. However, the inherent barrier shape of the MIM diode results in a trade-off relationship between current density and asymmetry, which limits the efficiency of the optical rectenna for energy conversion. In this study, we propose a novel MIM diode with embedded nanoparticles (NPs) in the interface of metal and insulator to generate the electric field concentration effect. Several orders of magnitude improvements in current density and asymmetry are experimentally demonstrated by the electric field concentration effect. Moreover, our proposed method can improve the efficiency of the MIM diode, which breaks the trade-off relationship by enhancing the electric field concentration effect.
