In this study, to achieve high-temperature operating terahertz quantum cascade lasers, we present a novel design for addressing the drawbacks in the commonly used design structure of two-well direct-phonon scheme. This new design employs an indirect injection pumping approach, while utilizing only three destined subbands. To mitigate electron leakages through nonrelevant subbands, we introduce the concept of ministeps. This effectively suppresses the electrons leakages. Meanwhile, the injection occurs through a non-alignment process via phonon resonance, thus surpassing the constraint of 50% population injection in a resonant -tunneling manner. The lasing of 3.67 THz at 230 K is initially observed in the experiment based on this design by using Cu-Cu metals waveguide structure.
