[7a-N321-6]Staggered two-dimensional resonant tunneling diode terahertz oscillator arrays

This work proposes and demonstrates a novel two-dimensional (2D) oscillator array based on resonant tunneling diodes (RTDs) for high-power, high-quality terahertz (THz) radiation. The array integrates slot resonators with RTDs in a staggered configuration, enabling efficient power combination through anti-phase locking of adjacent RTDs. The fabricated four-element and eight-element 2D arrays exhibit coherent oscillation, achieving substantial improvements in both frequency and output power compared to single devices. Peak oscillation frequency around 590 GHz and a peak output power over 0.8 μW at 397 GHz are demonstrated. Although the eight-element arrays don't outperform the four-element ones significantly in power due to non-uniform amplitude distribution, this problem is expected to be solved by intensive scaling and boundary condition engineering. The proposed array structure offers a promising approach for generating high-power, high-directivity THz radiation.
