Nano-FTIR is employed to characterize the 2D electron gas (2DEG) in AlGaN/GaN samples. The analysis highlights the critical role of the 2DEG layer in aligning the measured data with the simulated ones. Additionally, hyperspectral imaging provides a direct observation of the spatial distribution and optical properties of the 2DEG layer beyond traditional TEM techniques.
